- Characterize production equipment for silicon etch and deposition uniformity
- Evaluate breakthrough-etch and overall process uniformity
- Analyze uniformity as a function of TSV depth
- Probe individual process steps for robustness
- Optimize uniformity using Design of Experiment settings
- Develop an optimized Bosch process sequence
